Abstract: By exerting bias and stress to the double-barrier of InGaAs/InAlAs, simulating InGaAs/InAlAs the curve of Capacitance with applied bias and stress, used Matlab as tool of simulation, And analyzes its piezocapacity coefficient .At the same time, comparing it with the same varactor, The results showed that have quantitative sensitivity, quantitative Capacitance modulation ratio, as mesoscopic electromechanical coupling effect theoretical basis for device design.
